Ghouls from Fallout 3. Due to a tight economy I chose to murder the female ghoul Greta in order to get Charon's work contract... it felt so bad to do it. Her corpse even persisted in lying outside the Underworld all through the game, just to remind me to feel bad about myself.

I also tried playing the game through being "super evil", but stopped once I reached that Penny-whatshisname Tower and I had to fight the ghouls. The fact that it's only an hour into the game goes to show how much I suck at being evil.

The black guy doing push-ups in Escape from butcher bay. I shived everyone in that place except him. I loved that guy.

Luc in The Saboteur. I could have killed the nazis long enough to buy time to free him from the rocks!! Veronique didn't had to shoot him ;_;
Sure he was french and all, but he was a pretty cool guy.

YES! He was so nice...for an assassin...Also the Sherrif in Fallout 3, but I didn't kill him, I just had to watch him get murdered before my eyes, totally powerless to help him...

Sometimes playing Modern Warfare 2, during the last mission, I can't bring myself to finish off some of the American soldiers that have been hit by Shepherd's Danger Close airstrike, mainly because there's some vain hope in me that they'll live to tell the world what a bastard Shepherd was before I stuck a knife in his eyeball. The same applied to the two wounded soldiers by Shepherd's downed helicopter right at the end, on my second playthrough.

Also as I said in one of the threads about "No Russian", I tend to watch the wounded civilians in the hopes none of your "squadmates" finishes them off, expecting you to do it, then quietly leave them.

None that I can remember, I loved killing the vampire guy in the Dark Brotherhood I was all like ffuuuuuuu:)

I couldn't kill any of the scientists or security guards in Half-Life 1. In fact, I did my best to keep them all alive. I even managed to save some that were supposed to be victims of a scripted scene (like a scientist running in panic and activating some turrets)

Yager from Tales of Vesperia, he just didn't seem like a bad guy to me and after you go back to the Port town... I think its Capir Nor but it turns out he Adopted the 2 girls and single handedly funded a home for children, god I felt like a dick after that.

I don't know why, but I was going around Megaton, bashing everyone to death with a lead pipe, but when I bashed Moira, I felt really bad... and I have no idea why...

I had that problem with Oblivion, too. Same for the Arena Grand Champion, simply because it meant killing one of the two people who'd always been nice to me in the Arena while making the other hate me.

Other stuff in Oblivion/Fallout 3, too, especially when it's something like a trek through an area where I gradually realize how the person I'll find at the end is a shadow of his former self or something. I actually mercy-killed Arkved at the end of the Daedra quest where you need to trek through his nightmare-twisted tower.

Oh, and Wrex. I always made sure never to let him die on me. Kind of a bummer I lost my lieutenant, though. Didn't use him, but he was always the first of my crew I'd consult between missions.

Alistair in Dragon Age. He was whinny, I know, but he had a great sense of humour and for all intensive purposes he was a good guy.

In Deus Ex, you know those guys who you are friends with at first? I hesitated for about a minute after hearing that they were now my enemies.
Specifically, that one guy you meet directly after you do the first mission, just inside the base? He sits at a computer, you probably stole his soda at some point. I...I didn't know who I was, after that...

Another of us rare breed known as the "We actually like Moira Brown" people, I see. I could never kill her, myself, maybe it's just the persistant optimism about life despite the obvious problems.

I haven't played Dragon Age: Origins (yet, getting it for Christmas), so I can't say any of those characters (yet). So, as of now, I have not encountered an NPC I wanted to live, as a matter of fact, in any game which gives me the chance (unless it is a moral choice game and I am being a good guy) I will kill any and every NPC that even speaks to me.

As for 'mourned for' I liked ... well ... possibly ... no. None. I hate all NPC's and enjoy their deaths.

Me too, I fight endlessly to preserve the life of every marine/elite that follows me.... especially the elites. Man playing the Arbiter levels was really hard when you try with all your might to save the grunts, because they are clearly determined to get themselves killed.

Also Wrex in Mass Effect I could not bring myself to kill and never even came close to doing it, largely because I went out of my way to make sure I had enough Paragon points and enough Charm to spare him. I then even did his mission to make it guarenteed he would live. I also could not bring myself to kill Ashley because I always hate it when the love interest dies... I actually did grief for Kaiden though.
